Phase shift masks utilize the interference generated by phase differences, and is one resolution enhancement technique. In order to control the phase of an exposure light precisely, we have to optimize the material and structure of the mask. Alternating PSMs and attenuating PSMs are already used in production, and DNP is providing defect-free production masks to users.
